For polymers which link together on irradiation, larger insoluble and infusible molecules are generally formed by a process known as cross-linking. The type of polymer forms the basis of negative-working resists in which it is possible to dissolve and remove un-irradiated material while irradiated material cannot be dissolved away after development. In principle, many polymers are available for use as negative resists; however, the choice may be limited by the sensitivity required, the solubility of the resist etc. The requirement of a high glass transition temperature which is necessary for positive-working resists, does not necessarily apply to negative resists because the resist material in this case is cross-linked during irradiation, which automatically increases its glass transition temperature.
